X-/?-ray photon counting spectroscopy with an AlInP array

An AlInP 3 × pixel monolithic array was fabricated from a p + -i-n structure wafer (6 ? m thick i layer) grown by metalorganic vapour phase epitaxy; each (square mesa photodiode) had an area of 200 m. The pixels were initially electrically characterized and then subjected to illumination X-ray ? -ray photons energies ? 88 keV while them in turn coupled custom-made, low noise, charge-sensitive preamplifier. photon counting X-/ spectroscopic performance the investigated obtaining analysing 55 Fe X-ray, 241 Am -ray, 109 Cd spectra; energy resolution (Full Width at Half Maximum), when preamplifier operated maximum temperature (100 °C), 1.54 ± 0.08 5.9 keV, 1.58 22.16 1.57 59.54 keV. This work sets agenda for future development imager uncooled operation high environments.
